Abstract
In this report, the author presents two atypical ferroelectric systems. The first work involves the development of a self-designed Ar ion-assisted bombardment method to create a quasi-one-dimensional interface in a two-dimensional material/two-dimensional electron gas heterojunction [1]. By constructing a black phosphorus/two-dimensional electron gas heterojunction, the author discovers a ferroelectric-like phenomenon, called as junction ferroelectricity, in a non-ferroelectric system. Physical effects such as PUND currents, pyroelectricity, and hysteresis loops, typically observed only in ferroelectric materials, were observed. The theoretical and experimental connection between the heterojunction and ferroelectric phenomena is established. The second work reports the discovery of the first single-element ferroelectric semiconductor by reducing two-dimensional tellurium (Te) material to a one-dimensional nanowire, which induces out-of-plane ferroelectric properties at the material's edges [2]. Through a series of piezoelectric force microscopy (PFM) measurements, the author clearly observes the ferroelectric characteristics and domain reversal phenomena in Te nanowires. Due to the semiconductor properties of Te nanowires, they were used as the channel layer, successfully creating a self-gated ferroelectric field-effect transistor. This transistor demonstrates excellent performance, including high mobility (around 220 cm2/V·s), continuously tunable resistance states, non-volatility (>105 seconds), fast switching speed (<20 ns), and high storage density (>1.92 TB/cm2). This discovery challenges the traditional notion that ferroelectricity mainly exists in compounds, showcasing the potential of elemental materials in ferroelectricity.
